In this study, Self-Aligned Top-Gate (SATG) coplanar IGZO TFTs with different indium contents were fabricat ed for high-mobility oxide thin-film transistors. Self-Heating Stress (VGS=30V, VDS=12V) was applied to IGZO TFTs with different indium contents to observe the deterioration behavior of the device's electrical characteristics. In a self-heating stress environment, the threshold voltage of the indium high TFT showed a negative shift during 1200s stress and was confirmed to have a positive shift over time. The main cause of this degradation behavior is caused by lateral hydrogen diffusion from the n+ region into the channel. Indium high TFT easily generates oxygen vacancies under stress due to the weak In-O bond. The generated oxygen vacancies can increase hydrogen diffusion by acting as a hydrogen diffusion path. It was confirmed that hydrogen in the IGZO channel plays various roles such as shallow donor-like states, acceptor-like states, and structural relaxation, and affects electrical parameters. In this way, we analyzed the complex physical mechanism that controls the instability caused by lateral hydrogen diffusion from the n+ region into the channel.
본 연구에서는 고이동도 산화물 박막 트랜지스터를 위해 서로 다른 인듐 함량을 가진 Self-Aligned Top-Gate (SATG) coplanar IGZO TFT를 제작하였다. 서로 다른 인듐 함량을 갖는 IGZO TFT에 Self-Heating 스트레스 (VGS=30V, VDS=12V)를 적용하여 소자의 전기적 특성 열화 거동을 관찰하였다. Self-Heating 스트레스 환경에서, indium high TFT의 문턱전압이 Stress 초기 음의 방향으로 이동하며 시간이 지남에 따라 양의 방향으로 이동하는 현상을 확인하였다. 이러한 열화 거동의 주요 원인은 n+ 영역에서 채널로의 측면 수소 확산으로 인해 발생한다. Indium high TFT는 약한 In-O 결합으로 인해, 스트레스 하에서 oxygen vacancy가 쉽게 생성된다. 생성된 oxygen vacancy는 스트레스 하에서 수소의 확산 경로로 작용함으로써 수소 확산이 증가할 수 있다. IGZO 채널 내에서 수소는 shallow donor like states와 acceptor like states, structural relaxation 등 다양한 역할을 하며, 전기적 파라미터에 영향을 미친다는 것을 확인하였다. 이로써, n+ 영역에서의 채널 내 측면 수소 확산에 의한 불안정성을 제어하는 복잡한 물리적 메커니즘을 분석하였다.
