최근 제조 분야에서의 테스트 공정은 인공지능 기술의 발전으로 작업자의 육안 검사에 의존하던 기존방식에서 벗어나, 자동화 시스템의 도입으로 작업의 효율성과 속도를 높이고자 하는 추세이다. 실제 테스트 공정에 AI를 적용하기 위해서는 충분한 학습 데이터 확보가 어렵고, 학습한 모델을 다른 공정에 적용하기 어려운 문제가 있다. 이와 같은 문제 해결을 위해 반도체 웨이퍼 테스트 공정에서 생성된 양품 및 불량품의 이미지를 YOLOv5 모델에 적용하여, 불량 발생 영역을 검출하고. 효율적인 컴퓨팅 자원 사용과 시간 적절성을 도출하여 작업 효율을 최대화할 수 있는 모델의 비교를 진행하는 것을 목표로 하였다. 이를 위해 반도체 학습 데이터 세트를 구축하고 학습을 위해 결함의 클래스를 [‘Particle’, ‘Scratch’, ‘Ring’, ‘Edge’] 총 4가지로 나누어 레이블링을 진행하였으며, 성능 평가를 위하여 정밀도와 재현율을 지표로 하는 mAP를 구하여 비교를 진행하였다. 그 결과 YOLOv5의 5가지 모델 중 전체 클래스 기준 YOLOv5x 모델의 재현율이 0.789(78.9%)로 가장 높았으며 YOLOv5n의 정밀도가 0.77(77%)로 가장 높은 수치를 보였다. 또한 테스트 이미지의 객체 탐지 속도는 YOLOv5x 모델이 19.0ms로 가장 긴 처리 속도를 보였고, YOLOv5n 모델이 3.3ms로 가장 짧은 처리 속도를 보였으며, 최대 14.4ms의 속도 차이를 보였다.
Recently, the test process in the manufacturing field is moving away from the existing method that relied on the visual inspection of workers due to the development of artificial intelligence technology, and the trend is to increase the efficiency and speed of work by introducing an automated system. In order to apply AI to the actual test process, it is difficult to secure enough learning data and it is difficult to apply the learned model to other processes. To solve this problem, images of good and defective products generated in the semiconductor wafer test process are applied to the YOLOv5 model to detect areas where defects occur. The goal was to compare models that can maximize work efficiency by deriving efficient computing resource use and time appropriateness. To this end, a semiconductor learning data set was built, and the class of defects was divided into four types ['Particle', 'Scratch', 'Ring', and 'Edge'] for learning, and labeling was performed. For performance evaluation, precision and recall were performed. mAP as an index was obtained and compared. As a result, among the 5 models of YOLOv5, the YOLOv5x model based on all classes had the highest recall at 0.789(78.9%), and the precision of YOLOv5n was 0.77 (77%), the highest. In addition, as for the object detection speed of the test image, the YOLOv5x model showed the longest processing speed at 19.0 ms, and the YOLOv5n model showed the shortest processing speed at 3.3 ms, with a maximum speed difference of 14.4 ms.
