Two-dimensional (2D) semiconducting transition metal dichalcogenides (TMDs) have attracted attention as alternatives to silicon because of their advantages as the channel in extremely scaled CMOS transistors. 2D semiconductors have sharp interfaces without surface dangling bonds and do not exhibit mobility degradation even in atomically thin body thickness. In addition, 2D semiconductor-based transistors have low leakage current and subthreshold swing due to strong gate coupling, indicating potential as low-power electronics. However, they still have many challenges for the application to modern semiconductor devices. In this thesis, we will focus on the doping of 2D semiconductors, which is one of the most critical issues.Doping in 2D semiconductors is essential for both controlling electrical properties and implementing functionalities in various electronic and optoelectronic devices. However, it has the following challenges. First, most 2D semiconductors exhibit n-type characteristics due to electron doping by intrinsic defects and interfacial charged impurities. Therefore, reliable p-type 2D semiconductors are scarce, and p-type 2D transistors are less developed. Second, the doping process typically induces the charged–impurity scattering of the carrier, resulting in significant degradation of mobility due to their atomically thin body thickness. Such an inherent issue should be resolved to achieve high-performance 2D devices.Here, we discuss a novel approach of modulation doping in 2D semiconductors and their electrical properties. The doping-induced scattering can be suppressed by physically separating dopants from the atomically thin channel via remote doping in band-alignment-modulated heterostructures. Utilizing the modulation doping scheme, we demonstrate a high-mobility p-type 2D transistor that consists of MoSe2/WSe2 type-II heterojunction. The MoSe2 layer is monolithically oxidized by UV-ozone treatment to form MoOx/MoSe2 layer. The underlying WSe2 channel is remotely hole-doped by charge transfer from the oxidized layer due to its high electron affinity. The modulation-doped device exhibits high room temperature hole mobility of 229 cm2V-1s-1, an on-state current of ~2.2 μA/μm at Vds = 0.1 V, and on/off ratio of 106. In this case, mobility enhancement is achieved compared to direct doping counterparts, indicating the suppressed charged impurity scattering. Our work shows that modulation doping is also effective for p-type 2D transistors, suggesting it can be applied in various 2D semiconductors for realizing high-mobility 2D devices.
이차원 (2D) 반도체 전이금속 디칼코게나이드 (TMDs)는 극도로 소형화된 CMOS 트랜지스터에서 채널로서의 장점으로 인해, 실리콘의 대체재로서 많은 주목을 받아왔다. 2D 반도체는 표면의 불포화 결합이 없어 깨끗한 계면을 갖고, 원자층 수준으로 얇은 바디 두께에서도 이동도 저하가 나타나지 않는다. 또한, 이차원 반도체 기반 트랜지스터는 강한 게이트 제어에 의해 낮은 누설전류와 문턱전압이하 스윙을 갖고, 이는 저전력 소자로서의 잠재력을 나타낸다. 하지만, 현대 반도체 소자에 적용을 위해서는 아직 많은 해결과제가 존재한다. 이 학위 논문에서는, 가장 중요한 이슈 중 하나인 2D 반도체의 도핑에 관하여 다루고자 한다.2D 반도체의 도핑은 전기적 특성을 제어하고 다양한 전자 및 광전자소자에서 각 기능을 구현하는 데 필수적이다. 하지만, 다음과 같은 주요한 문제들이 존재한다. 첫째, 대부분의 2D 반도체는 내재적 결함들과 계면의 대전된 불순물에 의한 전자 도핑으로 n형 특성을 보인다. 따라서 신뢰 가능한 p형 2D 반도체가 상대적으로 부족하고, 이에 따라 p형 2D 트랜지스터의 개발도 미비하다. 둘째, 도핑 과정은 일반적으로 캐리어의 불순물 산란을 유발하며, 이는 2D 반도체의 원자층 수준으로 얇은 바디 두께에 의해 상당한 이동도 저하를 유발한다. 이러한 본질적인 문제들은 고성능 2D 소자를 구현하기 위해 반드시 해결되어야 한다.여기에서는, 2D 반도체 및 그 전기적 특성에서 새로운 접근 방식인 변조 도핑에 대하여 논의한다. 도핑-유도 산란은 밴드 정렬된 이종구조에서, 원거리 도핑을 통해 원자층 수준으로 얇은 채널로부터 도펀트를 물리적으로 분리함으로써 억제될 수 있다. 이와 같은 변조 도핑 개념을 활용하여, 우리는 MoSe2/WSe2 type-II 이종접합으로 구성된 고이동도 p형 2D 트랜지스터를 제작하였다. MoSe2 층은 UV-ozone 처리에 의해 모노리식 산화되어 MoOx/MoSe2 층을 형성한다. 하단의 WSe2 채널은 높은 전자친화도를 갖는 산화층으로부터 원거리 전하 이동에 의해 정공 도핑된다. 변조 도핑된 소자는 229 cm2V-1s-1의 높은 상온 정공 이동도와, Vds =0.1 V에서 ~2.2 μA/μm의 전류밀도, 106의 점멸비를 나타냈다. 이 때, 직접 도핑 대비 이동도가 향상되었으며, 이는 불순물 산란의 억제를 의미한다. 본 연구는 변조 도핑이 p-type 2D 트랜지스터에서도 효과적임을 보였고, 이는 변조 도핑이 고이동도 2D 소자 구현을 위하여 다양한 2D 반도체에 적용될 수 있음을 시사한다.
