하이브리드 시스템의 양자 물리적 현상은 물질, 격자, 전하, 스핀, 그리고 오비탈의 복합적인 상호 작용에 의해 결정되었습니다. 전이금속 산화물은 강자성, 강유전, 모트 부도체 상태, 그리고 초전도 등 다양한 현상을 가지고 있습니다. 더 나아가, 전이금속 산화물과 이차원 반 데르 발스 물질 결합을 통해 스핀-궤도 결합, 음수-전하용량, 자성체 근접 효과, 전하 이동, 그리고 양자 전도성의 축소화 둥과 같은 양자 물리 현상을 예상할 수 있습니다. 첫번째 주제에서는 SrTiO3 (STO) 기판위에 에피텍시 성장된 LaCoO3 (30 nm) 과 2차원 그래핀 트랜지스터 복합 시스템에서의 스핀-분리 현상에 대하여 설명할 것입니다. 그래핀과 LaCoO3의 계면에서 발생하는 전하 이동과 근접 효과로 인해, 그래핀 밴드 구조에서 강한 스핀-분리 현상이 야기됩니다. 또한, 그래핀 밴드의 스핀-분리 현상은 인가 게이트 전압에 의해서 조절이 가능합니다. Onsager 관계식을 통해서 나타나는 두 개의 Fermi 면은 그래핀 밴드의 스핀-분리 현상에 의해 나타난다고 해석할 수 있습니다. 두번째, 세번째 주제에서는 원자 수준으로 만들어진 SrRuO3/SrTiO3 (SRO/STO) 초젹자의 전기 및 자성 특성에 대하여 연구하였습니다. 두번째 주제에서는, 우리는 원자 단위 수준의 STO 두께 변화를 통하여, SRO의 구조를 orthorhombic에서 tetragonal로 변화시켰습니다. Anomalous Hall 측정을 통하여, SRO의 구조 변화에 따른 Berry 곡률 및 spin-wave gap이 변하는 것을 확인하였습니다. 마지막으로 STO의 두께에 따른 SRO/STO 초격자 터널링 전류에 대하여 연구하였습니다. 고품질의 SRO/STO 초격자 내부에서, SRO의 에너지는 양자화 됩니다. 이 때, STO의 두께가 증가함에 따라 direct 터널링 전류, resonant 터널링 전류, 그리고 hysteresis를 동반하는 resonant 터널링 전류가 나타나게 됩니다. 더 나아가 resonant 터널링 전류 분석 및 히스테리시스 분석을 통해, SRO와 STO의 접합부에서 발생하는 유전률 변화에 대하여 논의하였습니다. 본 논문을 통하여, 전이금속 산화물과, 2차원 반 데르 발스 물질 등의 적층 구조의 강한 양자 상관 관계를 통해 미래 나노 소자 연구에 활용될 수 있을 것이라 기대 됩니다.
The physical phenomena of quantum hybrid system with each material were determined through the complex interaction of lattice, charge, spin, and orbital within the quantum mechanical nature. The complex transition metal oxide (TMO) can provide various functionality such as ferromagnetism, ferroelectricity, Mott insulating state, and superconductivity. Furthermore, emergent synergetic effects through the combination of TMO and two-dimensional van der Waals (2D vdW) materials have been expected such as spin-orbit coupling, negative-capacitance, magnetic proximity effect, charge transfer, and scaling of quantum conductance. The first part demonstrates a spin-splitting effect in 2D monolayer graphene on epitaxy-grown LaCoO3 (30 nm) on the SrTiO3 (STO) substate. The magnetic proximity effect accompanying the charge transfer induces huge spin-splitting energy in the graphene band structure. Also, spin-splitting energy is modulated by the gate bias. Evidence for two Fermi surfaces resulting from spin splitting in the graphene band is obtained via Onsager relation. In the second and third sections, we present an investigation of the electrical and magnetic properties of atomically designed SrRuO3/SrTiO3 superlattices (SRO/STO SLs). In the second section, we focus on the electrical study of the structural transition of SRO from orthorhombic to tetragonal, which is achieved through atomic-scale precision heterostructuring of STO. We employ anomalous Hall measurements to analyze the variations in Berry curvature and spin-wave gap of SRO as a function of the STO thickness. Lastly, we discuss the STO thickness dependence of tunneling current in SRO/STO SLs system. High-quality SRO/STO SLs without interfacial defect make the confinement state of SRO layers. As STO thickness increase, direct tunneling current, resonant tunneling current (RTC), and RTC accompanying the hysteresis are observed in SRO/STO SLs system. Furthermore, we analyze the presence of a dielectric dead layer that induces a significant potential drop at the interface between SRO and STO using RTC measurements. In summary, our hybrid system with the TMO and 2D vdW materials with a strong correlation provides a tail road for future nano electronics applications.
