We report a 60-GHz HEMT-based MMIC direct-detection receiver incorporated with an input and an output RF amplifier. This MMIC uses an InGaP/InGaAs/ GaAs pseudomorphic HEMT structure for a non-contact ID card application. The output amplifier is used for transmitting transponder signal. We characterized the gain, detection sensitivity of the receiver, and noise characteristics of our MMIC.
