In this paper, a 110-150 GHz single-diode tripler is designed using a collaborative simulation approach with HFSS and ADS. The tripler uses a single diode inverted structure to achieve bias-free tripling of the input frequency. When the input power is approximately 20 dBm, the output frequency is within 5dBm of flatness at 110-150 GHz and the maximum output power is approximately 8.5 dBm.
