A 32–40 GHz Low-Noise Amplifier for Ka-band Phased Array Radar System in 65-nm CMOS Technology

A broadband two-stage differential low noise amplifier(LNA) for Ka-band phased array radar system is proposed in this paper. The presented LNA consists of differential cascode structure with inductive source-degeneration and neutralization capacitance technology, which is fabricated in 65-nm CMOS process. A transformer-based broadband matching network is used in input terminal to realize the measured S11 < - 13 dB at 32–40 GHz. The measured maximum gain achieves 12.25 dB at 36 GHz with a 3-dB bandwidth from 32-40GHz. The minimum noise factor is 6.06 dB at 35.5 GHz. It draws 20mA from a 1V supply. The size of LNA core area is only 520µm x 385µm.
