Two X‐band (8‐12GHz) GaAs high‐power amplifier MMICs with and without compact second harmonic suppression cells are presented in this letter. The compact second harmonic suppression cell consists of an inductor and a capacitor in series, which is equivalent to a capacitance in the fundamental frequency range while resonates at the second harmonic frequency. The power amplifier MMIC with compact second harmonic suppression cells delivers more than 12 W output power with over 33% power added efficiency and with more than 52dBc second harmonic suppression over the band of 8‐12GHz.
