Amorphous-oxide-semiconductor thin film transistors (AOS TFTs)는 기존의 비정질 재료 기반의 소자에 비해 높은 이동도를 가지고 있습니다. 재료적 특성으로 인해서 큰 밴드 갭을 가지며 이로 인한 낮은 off-current, 우수한 uniformity를 가집니다. 또한, 유기물로 만들어졌기 때문에 flexible한 기판으로 활용할 수 있는 등 다양한 장점을 가지고 있다. 이런 장점으로 인해서 현제 디스플레이에 사용되는 유기 발광 다이오드(OLED)에 활발이 사용되고 있습니다. 디스플레이 소자에서 더 확장하여 메모리 소자에 활용되는 등 소자 사용의 입지가 넓어지고 있습니다. 앞선 다양한 장점을 가진 AOS TFTs의 활용도를 높이기 위해서는 소자의 성능을 결정하는 전기적 특성 및 특성 파라미터를 정확하게 이해하여 소자 설계와 공정 설계를 진행해야 합니다. 이를 위해서는 AOS TFTs는 crystal 구조의 실리콘 MOSFET과 달리 독특한 전기적 특성을 가지고 있는 것을 명확하게 알아야 합니다. AOS TFTs는 amorphous 상태의 산화물로 기판을 구성하고 있기 때문에 band gap 내부에 다수의 trap을 가지고 있으며 평행한 전도대역 에너지 레벨을 가지고 있는 MOSFET과 다르게 불규칙한 전도대역 에너지 레벨을 가지고 있습니다. 이로 인해서 전자의 전도 메커니즘이 전압 조건과 온도에 따라서 변화합니다. 앞선, 전도 메커니즘은 온도와 전압에 의존하여 variable range hopping, trap limited conduction 그리고 percolation등으로 변화하게 됩니다. 이로 인해서, 실리콘 MOSFET과 다르게 전압이 증가함에 따라 이동도가 증가하는 이동도 향상 현상이 발생하게 됩니다. 이러한 현상으로 인해서 기존 드레인 전류 수식에 AOS TFTs의 독특한 전기적 특성인 이동도 향상 인자를 고려하여 분석을 진행해야 합니다. 또한, 기존에 사용되던 문턱전압, 기생저항, 이동도의 특성 분석도 AOS TFTs의 특성을 고려한 추출방법을 개발해야 합니다. Si MOSFET과 다른 전기적 특성을 가진 AOS TFTs의 다양한 특성 파라미터를 추출 및 분석하기 위해서는 AOS TFTs의 특성이 고려된 전기적 특성(I-V 와 C-V)을 이용한 추출방법이 요구됩니다. 이에 따라, AOS TFTs의 I-V 특성을 정확하게 활용하기 위해서 기생 저항으로 인한 전압강화와 ME effect현상을 고려한 방법을 제안했습니다. 또한, 본 방법은 saturation mode의 I-V 특성만을 이용하여 다양한 특성 파라미터(RS, RD, VT 그리고 γ)를 한번에 추출할 수 있습니다. 하지만, 전기적 특성만을 이용하여 AOS TFTs의 특성을 종합적으로 분석하는 것에는 제한이 있습니다. 특히, 소자의 전류 구동능력을 결정하는 중요한 특성 파라미터인 이동도는 전압과 온도에 따라 전도 메커니즘이 변화하기 때문에 다방면적인 분석이 요구됩니다. 이 때문에 본 연구에서 AOS TFTs의 이동도 분석을 위해 저온에서의 전기적 특성을 활용하여 분석을 진행했습니다. 전압의 조건은 이동도 변화에 지대한 영향을 끼치기 때문에 전류 모델이 변화하는 영역을 분리하여 분석해야 합니다. 추가적으로, 기존에 사용되던 μFE 추출 기법은 ME effect 와 기생 저항을 고려하지 않아 AOS TFT의 이동도를 분석하기에는 제한적입니다. 이를 개선하기 위해서 본 연구는 전류 모델, ME effect 그리고 기생저항을 고려한 이동도의 특성 분석 및 추출 기법을 제안합니다. 이와 같이 다양한 활용성을 가진 AOS TFTs의 성능 분석 및 예측을 위해서는 전기적 열적 특성을 종합적으로 응용하여 특성 분석 및 특성 파라미터 추출을 체계적으로 진행해야 한다. 본 연구는 AOS TFTs의 종합적인 특성을 제공하며, 다양한 분석법을 제시하기 때문에 AOS TFTs의 연구에 많은 기여를 할 것으로 예상합니다.
Accurate device characterization is essential for designs of circuit, process, and layout. To fully understand this procedure, the parameters for various electrical characteristic must be subdivided and extracted to evaluate device performance. In addition, the experimentally obtained characteristic parameters can be used in device simulation to predict device performance according to the external environment and voltage conditions. Furthermore, these parameters can be actively used for circuit simulation and process optimization. To extract the characteristic parameters to be analyzed, electrical characteristics such as I–V or C–V must be used. In addition to electrical characteristics, the thermal characteristics of a device can be used as an effective tool for device characterization. In particular, the performance of devices with temperature-dependent characteristics must be accurately analyzed. Therefore, in this study, we introduce a method for analyzing and extracting characteristic parameters that depend on temperature and bias. In the research described in Chapter 2, a method is proposed for extracting the source/drain parasitic resistance (RS|D), threshold voltage (VT), and unique electrical characteristics using the I–V characteristics of amorphous oxide semiconductor thin-film transistors (AOS TFTs). This method can also simultaneously extract the mobility enhancement factor (γ). We used this method to extract characteristic parameters with a ratio of (ID/gm) for drain current and transconductance in the saturation region. To verify the effectiveness of the method, the extraction results were analyzed by comparing them to both conventional methods and the latest methods that consider the same electrical characteristics. In addition, ID was reproduced using the extracted characteristic parameters and compared with the measured ID to confirm the validity of parameter extraction technique theory. Chapter 3 presents an extraction method and characteristic analysis of the field-effect mobility (μFE) in the linear and saturation regions using the thermoelectrical characteristics of AOS TFTs. By using the proposed method, μFE can be extracted over a wider range than it can with the use of existing extraction methods. In this study, we verified the theoretical consistency and effectiveness at low temperatures of the extraction methods D-factor and υ-function, which are introduced in Chapter 2. We propose and verify the band mobility (μFEo) extraction technique that determines μFE. Finally, μFE is reproduced using the extracted characteristic parameters, and the extraction techniques for the expanded μFE were compared and verified. This study proposes techniques to extract and characterize various characteristic parameters that depend on the temperature and bias of AOS TFTs. The characterization by the proposed methods is expected to make a remarkable contribution to the comprehensive characterization of field-effect transistors and AOS TFTs.
