현재까지 스핀트로닉스 소자에 대한 대부분의 연구는 스핀 방향을 쉽게 조작(쓰기) 및 감지(읽기)할 수 있는 강자성(FM) 물질에 집중되어 왔다. 반강자성 물질은 자연에 풍부하고 외부 자기장에서 스핀이 안정적이며, 표유 자기장(stray field)가 없으며, THz 영역에서 초고속으로 작동이 가능하기 때문에 최근 산업에서 요구되는 낮은 소비 전력, 초고속 논리 장치 및 높은 직접도를 만족하여 반강자성(AFM) 물질 연구에 많은 연구가 집중되고 있다.다양한 반강자성 물질 중 1939년 Fallot에 의해 발견된 B2상의 Fe1-xRhx (x = 0.48–0.52)가 주목받고 있습니다. Fe1-xRhx은 Fe과 Rh의 비율(x)에 따라 350~420 K 온도에서 반강자성(AFM)에서 강자성(FM) 상태로의 1차 자기 상전이가 나타나게 된다. 또한 지기적 상전이와 더불어 구조 팽창 및 전기 저항 변화도 동반이 된다. 상전이 메커니즘의 물리적 원인을 이해하기 위해 교환 역전, 전자 엔트로피, 스핀파 여기, 자기 여기, Fe-Rh 및 Fe-Fe 거리와 같은 많은 이론적 모델이 제안되었지만 상전이 메커니즘에 대한 명확한 설명은 아직 부족한 상태이다. 그럼에도 불구하고 열 보조 자기 랜덤 액세스 메모리, 자기 냉각 및 실온 AFM 메모리 저항 장치와 같은 다양한 스핀트로닉스 소자 및 FeRh/Pt 이종 구조에서 스핀 펌핑 효과에 따른 THz 전자기 방출 활용될 수 있어 많은 관심을 받고 있다. 본 학위 논문에서는 두가지 주제에 대한 실험 결과에 대해 보여준다. 첫째, 저온에서 반강자성 물질로 알려진 FeRh 박막은 저온에서 벌크와 달리 잔류 자화가 나타난다. 이러한 원인을 밝히기 위해 FeRh 박막 온도에 따라 편극 중성자 반사을 측정하였다. 편극 중성자 반사측정 결과를 분석한 결과 FeRh 단일 박막에서 자화 및 온도 의존성이 다른 세 개의 영영역 존재하는 것을 확인했다. X선 광전자 분광법 및 투과전자현미경을 측정을 통한 추가 분석 결과 하부 계면의 구조적 불균일성이 전이 온도 아래에서 잔류 자화가 유발한다는 것을 확인했다. 또한, 상부 계면은 Fe의 부분 산화로 인해 잔류 자화가 유발되고 벌크 FeRh과 다른 온도 의존 특성이 나타나는 것을 확인하였다. 마지막으로, 온도에 다른 자기 및 전기적 측정은 반강자성 및 잔류 자화 상태의 공존에 의해 비가역적 스핀거동 (예: 스핀 유리 같은 거동) 및 음의 자기 저항을 유도한다는 것을 확인하였다. 두 번째 주제에서는 FeRh 박막의 상전이 특성을 변화시키기 위해 하기 위해 수소 이온 조사를 통해 박막에 국부적 결함을 유도하였다. 그 결과, 수소 조사량이 증가함에 따라 상전이 온도가 감소하고, Fe-Frenkel 결함의 형성으로 인해 반강자성 영역에서 잔류자화 상태가 증가하는 것을 확인하였다. 또한, 제일 원리 계산을 통해 Fe-Frenkel 결함이 Fe와 Rh 사이의 혼성화 결합을 파괴함에 따라 상전이 온도가 감소하고 잔류 자화 상태가 증가함을 확인하였다.
Currently, most studies on spintronics devices have focused on ferromagnetic (FM) materials owing to the easy manipulation (write) and detection (reading) of the spin direction. However, with the increase in demand for low-power consumption, ultrafast logic devices in the industry and reducing the scale, modern spintronic studies have become more focused on Antiferromagnetic (AFM) materials in this regard because these materials are abundant in nature, possess superior spin stability in an external magnetic field, no stray field, and ultrafast dynamics in the THz regime. Among the various AFM materials, the α’-phase Fe1-xRhx (x = 0.48–0.52) discovered in 1939 by Fallot is gaining attention. It shows a first-order magnetic phase transition (MPT) from an antiferromagnetic (AFM) to a ferromagnetic (FM) state at transition temperatures ranging from 350 to 420 K, depending on the composition x. Additionally, it is accompanied by volume expansion and electrical resistivity variations. Numerous concepts such as the exchange inversion, electronic entropy, spin-wave excitations, magnetic excitations, and Fe-Rh and Fe-Fe bonding distance have been suggested to explain the physical origin of the phase transition. However, a clear picture of the phase transition mechanism is still lacking. Despite a lack of understanding of the fundamental details, considerable efforts have been made to utilize FeRh for various spin-based applications, such as heat-assisted magnetic random-access memory, magnetic cooling, and room-temperature AFM memory resistor devices. Furthermore, there is considerable interest in the spin pumping effect in the FeRh/Pt heterostructure and the resulting THz electromagnetic emission characteristics. In this study, I presented the experimental results on the two topics. First, FeRh films, known as AFM materials at low temperature, exhibit unpleasant partial FM characteristics, unlike the bulk, at low temperature. The detailed temperature-dependent polarized neutron reflectometry (PNR) of FeRh films was examined to clarify the causes. From PNR analysis, I found the three distinct regions in a single FeRh layer with different magnetization and temperature dependence. Further analysis using X-ray spectroscopy and transmission electron microscope confirmed that the structural inhomogeneity at the bottom interface causes an unpleasant FM state below the transition temperature. Furthermore, the top interface exhibited an FM state with different temperature-dependent characteristics that bulk FeRh owing to the partial oxidation of Fe. Additionally, temperature-dependent magnetic and electrical measurements showed that the coexistence of AFM and residual FM states induces thermomagnetic irreversibility (e.g., spin-glass-like behavior) and negative magnetoresistance due to the residual FM state. In the second topic, I generated local defects using hydrogen ion irradiation to modify the phase transition characteristics of FeRh films. As a result, I observed that with the increase in hydrogen irradiation, the transition temperature decreased, and the initial residual-FM state in the AFM region increased due to the formation of Fe-Frenkel defects. Furthermore, density functional calculations confirmed that the Fe-Frenkel defect affected the breakdown of hybridization between Fe and Rh, resulting in the increased residual FM state below the transition temperature and decreased transition temperature.
