Adjusting the intrinsic electrical properties of MoS2 is crucial for their various electronic device applications. In this thesis, with a controlled plasma system, the electrical properties of 2D MoS2 was controlled by work function modulation with remote plasma doping and fabrication of multi-heterojunction by selective atomic layer etching (ALE) process. The n-type chlorine doping was conducted by remote chlorine plasma with a mesh grid to avoid a physical damage induced by ion bombardment. Through the controlled doping by chlorine radicals, the work function of MoS2 was precisely modulated and photoelectric characteristics was investigated with visible (520 nm) and NIR (785 nm) region. In addition, by the ALE process with 1st step: adsorption of chlorine radicals and 2nd step: desorption with controlled Ar+ ion beam, layer by layer etching of MoS2 was investigated.Through a selective ALE process, the multi-heterojunction of MoS2 was fabricated and the band bending induced by work function and band gap difference was confirmed by Kelvin probe force microscopy analysis. The MoS2 phototransistors with serial multi-heterojunction demonstrated ultra-high sensitive photoelectric properties with detection range over λ = 1060 nm. Finally, for the application of surface treatment techniques to large area CVD MoS2, fabrication of multilayer CVD MoS2 was achieved by stacking a monolayer MoS2 through a transfer process and photodetector array of multi-heterojunction MoS2 fabricated by selective ALE process demonstrated high-performance photoelectric characteristics.
MoS2는 층상구조를 갖는 전이금속 칼코겐 화합물의 대표적인 2차원 반도체 물질로, 수 nm 이하의 얇은 두께에서도 우수한 전기적 특성이 유지될 뿐아니라, 두께에 따라 제어가능한 전기적, 광학적 성질로 인해 Si 을 대체보완 할 차세대 반도체 물질로 많은 연구가 이루어지고 있다. 그러나 이러한 MoS2를 다양한 차세대 전자소자에 적용하기 위해서는 정교한 두께 조절 및 도핑과 같은 반도체의 전기적 특성을 제어할 수 있는 공정이 필수적이다.본 학위논문에서는 제어된 플라즈마를 이용하여 MoS2의 원자층 특성조절기술에 관한 연구를 진행하였다. MoS2 진성 반도체 특성을 제어하기 위해 리모트 플라즈마를 이용하여 MoS2 표면에 Cl radical을 흡착하는 방식을 통해 재료에 물리적 손상을 최소화하여 도핑공정을 하였다. Kelvin probe force microscopy 분석을 통해 플라즈마 노출시간에 따른 MoS2의 일함수 (work function) 변화를 확인하였으며 MoS2 FET를 제작하여 도핑에 따른 광전기적 특성 변화에 대해서 연구하였다. 또한 플라즈마 이온빔 시스템에서 제어된 에너지를 갖는 이온빔을 이용하여MoS2 원자층 식각 공정을 연구하였고 이를 MoS2에 선택적으로 적용하여 서로 다른 두께 (다층-단층)에서 나타나는 헤테로 접합을 형성하였다. 접합부에서 다층-단층 MoS2의 두께차이에서 형성된 빌트인 포텐셜이 광전소자 특성에 미치는 영향을 접합의 개수 및 방향에 따라 분석하였다.마지막으로 화학기상증착 (chemical vapor deposition, CVD) 방식을 통한 다층 MoS2 성장 시 불균일한 MoS2 형성 문제를 해결하기 위해 전사공정을 이용하여 단층 MoS2 를 적층함으로써 균일한 대면적 다층 MoS2 를 형성하였고, 이에 원자층 식각 공정을 적용하여 다층 다중 헤테로접합 소자 어레이를 제작하였다.
