Transition-metal dichalcogenides, which have a layered structure, are promising semiconductor materials for future electronics. Among these, molybdenum disulfide (MoS2) is a fascinating material as a complement of graphene, which lacks a bandgap. MoS2 FETs presenting excellent electrical characteristics have been investigated for their potential use in several applications such as logic circuits, memory devices, gas sensors, and phototransistors for future electronics and optoelectronics.The electrical stability of MoS2 transistors is crucial for their use in various applications. However, it is tricky to evaluate the inherent stability of MoS2 transistors because it is highly dependent on environmental conditions during measurement such as humidity, light, and electrical factors. We studied the threshold voltage instability under negative bias stress at a variety of temperatures in a vacuum and in the dark to eliminate any environmental effects. MoS2 transistors have high average effective energy when compared to conventional amorphous Si and oxide semiconductor transistors, which allows for adequate operation at high temperatures.The application of ion gels as gate dielectrics having excellent mechanical flexibility and high capacitance to MoS2 devices has been extensively studied; however, some issues remain unaddressed with regard to device stability such as gate leakage current, hysteresis, and bias stress instability. This study suggests a fabrication process for the ionic gating of MoS2 device for enhancing device stability by laminating the ion gel film onto the MoS2 transistor using a cut-and-stick method and adding a passivation layer to remove unintentional parasitic capacitances generated by the capacitive coupling effect. 그래핀의 발견 이후 다양한 2차원 물질에 관한 관심이 증가하면서 그중에서도 차세대 반도체 물질의 후보로 이황화몰리브덴(MoS2)이 가장 주목받고 있다. MoS2의 경우 그래핀과는 달리 특정한 밴드 갭을 가지기 때문에 전계효과 트렌지스터 (FET) 를 제작하였을 시에 우수한 전류비를 유지하면서 고이동도 특성을 가진다. 이러한 특성에 기초하여 FET를 기반으로 하는 논리회로 및 빛, 가스, 바이오 등의 센서 분야에서도 많은 연구가 진행되고 있다. MoS2 FET가 실질적으로 활용되기 위해서 해결해야할 많은 문제들이 있으나 그 중에서도 전기적 안정성 확보가 중요하다. 이차원 물질인 MoS2의 경우 외부 환경에 특히 민감한 특성을 가지어 이러한 환경적인 요소에 영향을 받지 않으며 제작된 FET의 전기적 안정성을 평가할 기준을 만드는 것이 중요하다.본 실험에서는 가장 널리 연구되고 있는 이산화규소(SiO2) 절연체를 사용하여 MoS2 FET를 제작하고 전기적 특성을 평가한다. 제작된 소자가 안정적으로 작동할 수 있는 환경 및 조건을 통제하고 실리콘 반도체 소자의 신뢰성 평가 방법인 전압 온도 불안정성 측정을 진행하여 신뢰성 분석을 통해서 다른 반도체 물질 소자와의 신뢰성을 비교한다.또한 최근 높은 정전용량을 가지며 우수한 기계적 유연성을 가지어 저전압 구동 및 유연성 소자에 많이 활용하고 있는 이온겔을 MoS2 FET의 절연체로 적용하는 연구를 진행한다. 제작 공정 개선을 통해서 저전압 구동이 가능하면서 이온성 절연체의 제한 중의 하나인 낮은 전류비를 극복하여 높은 전류비를 구현한다. 또한 매우 낮은 게이트 누설 전류 및 히스테리시스 특성을 통해서 우수한 전기적 안정성을 가지는 이온성 게이팅 MoS2 FET를 확인할 수 있다. 본 연구를 통해 이온겔 기반의 MoS2 FET가 전기적인 안정성을 확보하여 유연성 소자의 발전에 기여할 수 있을 것이다.
