Ge은 알려진 물질 중 가장 빠른 hole mobility 가지고 있기 때문에 Si기반 MOSFET을 대체할 유망한 후보로써 연구가 활발히 이루어지고 있다. 그러나 Ge Oxide는 열역학적으로 불안정하기 때문에 Si처럼 단순한 열 산화과정을 통해 좋은 절연층을 형성하기 어렵다. 그 이유는 고온에서 Ge과 GeO2의 계면에서 GeO가 생성되고 GeO2 층을 통과하여 표면으로 확산된다. 표면으로 방출되는 GeO는 GeO2 표면에 Oxygen vacancy를 형성하게 되고, 이때 형성된 Oxygen vacancy는 Ge 기판과 GeO2층 사이의 계면에 남아 defect state로 작용한다. 이는 Dit (interface state density)값을 높여 디바이스의 성능을 떨어뜨리는 원인이 된다. 그러므로 소자의 특성을 좋게 하기 위해서는 Ge/GeO2 계면에서의 GeO의 생성을 컨트롤 하는 것이 매우 중요하다. 이전에 많은 다양한 연구에서 산소분위기에서 플라즈마를 이용한 산화, 고압 산소를 이용한 산화, 오존을 이용한 산화, 높은 유전상수 (high-k)를 가지는 산화막을 증착하는 등 여러 연구들이 진행되었으나 실제 소자 제작에 활용되기에는 부족한 점이 많았다. 우리는 이러한 문제를 해결하기 Capping layer로 TiO2를 사용하여 Ge 산화를 조사하였다. 이 연구를 위해 저 농도로 도핑된 n-타입 Ge(100)웨이퍼를 탈이온화수로 자연산화막을 제거하여 실험하였다. 튜브 퍼니스에서 Capping layer를 사용한 건식산화를 시켜 GeO2를 성장시켰다. GeO2 두께를 타원편광분석기 (Ellipsometry)로 측정하여 시간에 따른 Ge의 산화율을 계산하였고, XPS로 결합에너지를 측정하여 Ge의 조성비를 확인하였다. 추가적으로 Solartron 1260 장비를 사용하여 I-V와 C-V를 100 K 과 300 K에서 측정하였다. 기존 기술과 비교해 보았을 때 MOS 캐패시터 제작시 중요한 데이터인 진동수에 따른 C-V 곡선 (Capacitance - Voltage curve)을 비교해 보면 기존 데이터 보다 훨씬 작은 이력현상 (Hysteresis)과 플랫밴드 전압 (Flat band voltage)을 가지며 높은 진동수에서도 역전층 (Inversion)이 생기는 것을 확인할 수 있었다. 우리의 연구결과를 제시하고, 건식산화 방법을 사용하여 다른 연구와 비교하여 산화물 성장 속도, 계면 상태 밀도 및 전기적 특성에 대한 설명을 제공할 것이다.
Ge is a promising candidate to replace Si in MOSFET because of its superior carrier mobility, particular that of the hole. However Ge oxide is thermodynamically unstable. At elevated temperature, GeO is formed at the interface of Ge and GeO2, and its formation increases the interface defect density, degrading its device performance. In search for a method to surmount the problem, we investigated Ge oxidation through an inert capped oxide layer. For this work, we prepared low doped n-type Ge(100) wafer by removing native oxide and depositing a capping layer, and show that GeO2 interface can be successfully grown through the capping layer by thermal oxidation in a furnace. The thickness and quality of thus grown GeO2 interface was examined by ellipsometry, XPS, and AFM, along with I-V and C-V measurements performed at 100K to 300K. We will present the result of our investigation, and provide the discussion on the oxide growth rate, interface state density and electrical characteristics in comparison with other studies using the direct oxidation method.
