본 연구에서는 열 초음파를 이용한 ACF (Anisotropic conductive film) COB (Chip-on-Board) 접합프로세스와 유한요소해석 (Finite Element Analysis: FEA) 기법에 대하여 소개한다. 주요 접합변수로서 접합 온도와 초음파 인가 시간을 설정하였으며 각각의 변수가 접합부의 기계적, 전기적 특성에 미치는 영향에 대해 살펴보았다. 첫 번째로, 열 초음파를 이용한 ACF COB 접합프로세스의 경우, 일반적인 ACF를 이용한 COB 열 압착 접합(Thermocompression bonding: TCB)의 공정조건은 온도 180℃, 시간 20초로, ACF COB 열 초음파 접합(Thermosonic bonding: TSB)의 접합온도는 180℃와 160℃로 설정하고, 초음파 인가시간을 각각 0.5, 1초로 설정하여 공정을 수행하였다. 실험 결과, 동일한 온도조건에서 시행된 TSB의 경우 TCB보다 절반 이하의 낮은 전기 저항과, 동일한 수준의 전단강도를 얻을 수 있었다. 두 번째로, FEA 기법을 이용하여 열 초음파를 이용한 ACF COB 접합프로세스 해석을 수행하였다. 해석조건은 실험과 같은 조건으로 180℃의 온도 조건에서 횡축방향 40 kHz의 주파수로 폭 ±2 μm의 삼각파 변위를 주었으며 초음파 인가 시간은 1초로 진행하였다. 해석결과 Cu 범프와 도전입자 사이의 마찰에 의해 국부적으로 온도가 61.6℃ 상승한다는 것을 확인 할 수 있었다. 이러한 결과를 바탕으로, 열 초음파를 이용한 ACF COB 접합공정은 초음파 진동에 의해 ACF의 온도를 국부적으로 상승시켜 접합 온도와 시간을 단축시킬 수 있는 효과적인 접합 방법으로 기대된다.
In this paper, novel thermosonic COB (Chip-on-Board) bonding processes with anisotropic conductive film (ACF) and finite element analysis method are introduced. In the first part of the present study, the effects of process-related parameters, such as bonding temperature and bonding time, on the bondability (mechanical and electrical properties) of ACF joint were investigated. A recommended thermocompression bonding conditions were 180℃ for bonding temperature and 20 s for bonding time. The bonding conditions for the developed thermosonic COB bonding process were 180℃ and 160℃ for bonding temperature and 0.5 s and 1 s for bonding time at each temperature. The experimental results indicated that the developed thermosonic COB bonding process showed good electrical and mechanical characteristics compared to those of the conventional thermocompression bonding process. Secondly, a finite element analysis (ANSYS Workbench (v.11)) was conducted to simulate the thermosonic COB bonding processes with ACF. Multiphysics analysis was performed to apply the ultrasonic vibration, pressure and temperature to the system at the same time. The ultrasonic frequency was 40 kHz and its lateral amplitude was ±2 μm. Bonding pressure and temperature were 1 MPa and 180℃, respectively. From the result, the temperature between the conductive filler and Cu bump were increased up to 61.6℃ within a second due to the ultrasonic vibration-induced friction. As a result, it is expected that the thermosonic ACF bonding process can be effectively applied to reduce the bonding temperature and time.
