Impulse response and noise figure of an O-band Ge p-i-n waveguide photodiode with a lumped-type electrode is characterized with 0.67-A/W responsivity, 17.4-GHz bandwidth, 0.2-pW/sqrt(Hz) noise equivalent power under -1.8V bias for 50- Gbps NRZ-OOK detection.
