The electro-thermal characteristics of PIN diode under electromagnetic pulse signal are studied by simulation. The effects of temperature and electric field on the mobility and thermal conductivity of materials are considered in order to realize electro-thermal coupling analysis of PIN diode. The distribution of carriers, temperature and electric field inside the diode is obtained. The simulation results show that the peak electric field and temperature are concentrated near the P + N − junction and N − N + junction under electromagnetic pulse signal. The temperature increases faster with the increase of injection signal amplitude and the rising time of signal has little effect on rate of temperature rise inside PIN diode. The burn out time of diode is also affected by frequency of injected Sine signal. The simulation results are of great significance to the protection of PIN diode.
