This paper presents a novel terahertz source module based on uni-travelling-carrier photodiode (UTC-PD). The module works in the W-band (75–110 GHz) with rectangular waveguide output. The beat signal of two beams is converted into an RF signal by UTC-PD. The RF power is coupled from coplanar waveguide (CPW) to rectangular waveguide by a fan-shaped E-plane probe. The fully packaged PD module is fabricated and measured. The packaged module exhibits the output power of-29.1 dBm at 81GHz, operating at -1 V bias voltage.
