The present thesis is dealing with the Micro- and Nano- structural characterization of silicon carbide and related materials, for power devices, using transmission electron microscopy. The surface and interface characterization of Ge doped 4H-SiC reveals the Ge island formation in epitaxial relationship with the SiC substrate despite its huge lattice mismatch. The combination of Raman spectroscopy and XPS characterization has provided evidence about the graphene and graphitic particle formation that have formed due to Ge and its interaction with the 4H-SiC surface. On the other hand, detailed structural characterization using TEM and Raman spectroscopy on 15R-SiC crystal reveals the twin interface is associated with (22) or (33) bilayer stacking along (0001) plane, as well as the dual polytypic nature of the crystals, with the presence of 4H- and 15R-SiC and an uncommon stress related 3C-SiC. Finally, The STEM and EDS techniques are used to study of the diffusion processes and composition of Ti/Al/Ti/Au and Ti/Al/Mo/Au ohmic metallization to GaN/AlGaN/GaN heterostructure. The STEM and EDS results showed that the diffusion processes in the contact with the Mo barrier are less intensive in comparison with the Ti-barrier contact. Despite high melting point of Mo which is insoluble Au, the Mo layer does not hamper completely the Au in-diffusion and Al out-diffusion at 800 ��C. This study has shown no significant difference in the composition of the compounds formed in both metallization cases after annealing, which explains the slight dependence of the contact resistivity on the barrier metal.
