This paper presents a two-stage tunable active polyphase filter (PPF) to achieve quadrature signals on 0.7-μm InP DHBT technology. The transconductance of transistors and junction capacitance between bases and collectors are introduced in the PPF instead of typical resistors and capacitors. The transconductance and junction capacitance can be flexibly adjusted according to the bias condition. The schematic simulated results show a phase error of 2 degrees and an insertion loss of 3dB between 20-30 GHz. The layout simulated results demonstrate that the low phase error of 3 degrees in the broader frequency range by changing the bias voltage.
