We report on the design procedure and characterization of a set of antenna-coupled terahertz detectors based on a single-transistor layout and fabricated on commercial CMOS technology. Preliminary detector measurements yield noise-equivalent-power below 100 pW/Hz for all the detectors, achieving performance-to-bandwidth tradeoffs close to reported state-of-the-art silicon detectors in the mid-terahertz range.
