Wide band gap III-nitride semiconductors already form the basis of today's industrial-scale diode lighting technology. In this two-part thesis, we explore their potential for cavity-enhanced single-photon applications and high-beta nanolasers at elevated temperatures. The overarching topic is the development of a fully deterministic single-photon source with ground-state resonant two-photon control. The progress made for essential ingredients is presented. In particular, we introduce a novel resonant excitation scheme suitable for polar III-nitride quantum dots, study high-beta lasing in photonic crystal nanobeam cavities, and show first microphotoluminescence results for site-controlled quantum dots and quantum discs formed via selective area sublimation. In the first part of the thesis we investigate ground-state resonant two-photon transitions in GaN/AlN quantum dots in the framework of 8-band kp theory and time-dependent perturbation theory. To this end, we show that the electron-hole separation inherent to polar III-nitride quantum dots can be utilized as a built-in parity breaking mechanism. Based on this observation, we develop a resonant excitation scheme where single-photon emission is triggered coherently via efficient two-photon excitation, and without the need for a tunable excitation source in the ultraviolet. We discuss possible routes to amplify two-photon processes in quantum dots in terms of cavity and non-degeneracy enhancement, and suggest an experimental scenario for the observation of singly induced two-photon emission from a single quantum dot. The second part of the thesis is dedicated to the nanobeam cavity platform, in which we study lasing up to room temperature with close-to-ideal spontaneous emission coupling. Recent studies have triggered a lively debate on how to prove and interpret lasing in this high-beta regime. We conclusively show that the onset of coherence in such nanolasers is delayed with respect to the intensity nonlinearity, requiring a substantial occupation of the lasing mode in order to build up a coherent light field. A one-to-one comparison between a lasing and a non-lasing nanobeam emphasizes the crucial role of the emission statistics in the identification of high-beta lasing, and points out possible pitfalls in its interpretation. Our investigation reveals a thresholdless lasing transition as a result of zero-dimensional and two-dimensional gain contributions from the InGaN quantum well gain medium, highlighting the importance of the temperature-dependent carrier confinement to correctly understand the lasing characteristics. Lastly, we present promising early stage results obtained for InGaN/GaN quantum dots and quantum discs formed via selective area sublimation. In this approach to synthesize quantum dots, high quality epilayer growth and site-selective quantum dot formation are combined, with high potential as a scalable and deterministic single-photon platform compatible with existing planar photonic-crystal microcavity technologies.
III-Nitrid Halbleiter mit Bandlücken im sichtbaren und nahen ultravioletten Spektralbereich bilden bereits heute die Grundlage der diodenbasierten Leuchtmittelbranche. In vorliegender Arbeit erkunden wir das Potenzial von nitridbasierten Halbleiterheterostrukturen als resonatorverstärkte Einzelphotonenquellen und high-beta Nanolaser. Das übergeordnete Thema ist die Entwicklung einer volldeterministischen Einzelphotonenquelle mit Zwei-Photonen Anregung in Resonanz zum Grundzustand. Insbesondere stellen wir dabei ein neuartiges resonantes Anregungsschema vor, welches speziell für polare III-Nitrid Quantenpunkte geeignet ist, untersuchen high-beta Lasing in Nanobeam photonischen Kavitäten und zeigen erste Mikrophotolumineszenzergebnisse für deterministische Quantenpunkte und Quantenscheiben, die mittels selektiver Flächensublimation hergestellt wurden. Im ersten Teil der Arbeit untersuchen wir grundzustandsresonante Zwei-Photonen Übergänge in GaN/AlN Quantenpunkten im Rahmen von 8-Band kp Theorie und zeitabhängiger Störungstheorie. In diesem Zusammenhang zeigen wir, dass die natürliche Elektron-Loch Trennung in polaren III-Nitrid Quantenpunkten als eingebauter Paritätsbruch genutzt werden kann. Basierend auf dieser Beobachtung entwickeln wir ein resonantes Anregungsschema, bei dem Einzelphotonenemission kohärent durch Zwei-Photonen Anregung ausgelöst wird, ohne dass eine abstimmbare Anregungsquelle im ultravioletten Spektralbereich notwendig ist. Wir diskutieren mögliche Wege zur Verstärkung von Zwei-Photonen Prozessen in Quantenpunkten mittels Kavitäten und nicht-degenerierter Zwei-Photonen Anregung. Des Weiteren entwerfen wir ein experimentelles Szenario für die Beobachtung von einfach induzierter Zwei-Photonen Emission eines einzelnen Quantenpunkts. Der zweite Teil der Arbeit ist der Nanobeam Kavität gewidmet, in der wir Lasing bei nahezu idealer Kopplung spontaner Emission in die Resonatormode bis hin zu Raumtemperatur untersuchen. Jüngste Studien haben eine lebhafte Debatte über den Nachweis und die Interpretation von Lasing in diesem sogenannten high-beta Regime ausgelöst. Wir zeigen, dass die Entstehung von Kohärenz in solchen Nanolasern in Bezug auf die Intensitäts-nichtlinearität verzögert ist, und eine erhebliche Besetzung der Lasermode notwendig ist um ein kohärentes Lichtfeld aufzubauen. Ein eins-zu-eins Vergleich zwischen einem Nanobeam Laser und einem Nanobeam im LED Regime unterstreicht die entscheidende Rolle der Photonenstatistik bei der Identifizierung von high-beta Lasing. Im Verlauf unserer Untersuchung weisen wir so einen schwellenlosen Laserübergang nach, welcher im Zusammenspiel sowohl nulldimensionaler als auch zweidimensionaler Beiträge des InGaN Quantentopf Gewinnmaterials auftritt. Diese Beobachtung betont die Relevanz des temperaturabhängigen Ladungsträgereinschlusses bei der Interpretation der Lasercharakteristik von Nanolasern. Schließlich präsentieren wir erste optische Eigenschaften von InGaN/ GaN Quantenpunkten und Quantenscheiben, die durch selektive Flächensublimation hergestellt wurden. Dieser vielversprechende Ansatz zur Synthese von Quantenpunkten verbindet qualitativ hochwertiges Epitaxieschichtwachstum mit ortsselektiver Quantenpunkt–Bildung und zeichnet sich durch sein hohes Potenzial als skalierbare und deterministische Einzelphotonenplattform aus.
