Hexagonal Boron nitride (h-BN) is attracting attention as a material for fusion with Ⅲ-nitride materials and for expanding the application of Ⅲ-nitride materials. Growing III-nitride materials on 2D-materials such as h-BN are called Quasi-van der Waals (QvdW) epitaxy. The properties of QvdW epitaxy have the intermediate properties of conventional epitaxy and van der Waals (vdW) epitaxy. The theoretical advantage of the QvdW epitaxy is that the lattice mismatch is completely relieved between the buffer regions and also has several significant benefits. However, it is difficult to grow a high-quality epi-layer because there is lack of dangling bond at the interface. Therefore, it is necessary to study the interfaces of each material to succeed and optimized in QvdW epitaxy. In chapter 3, we optimize the QvdW epitaxy of h-BN growth and investigate which growth factors have the most significant effect on h-BN growth. The optical properties of Ⅲ-nitride on h-BN layers are analyzed by Raman and absorbance. We studied the chemical bonding variation of surface thermal treated h-BN by X-ray photoelectron spectroscopy (XPS). Finally, Optimization of h-BN growth was achieved by the V/Ⅲ-ratio. Variations in the V/Ⅲ-ratio are most noticeable when compared to other growth factors. As the V/III-ratio increases, the absorbance decreases as the h-BN absorption region at 202 nm and the peak due to defect become smaller as well. As the V/III-ratio decreases, the value of the optical bandgap approaches the theoretical value. The higher the V/Ⅲ-ratio, the better the quality h-BN could be grown. The above results are analyzed in detail through XPS The better the quality of h-BN, the closer the atomic percentage of boron and nitrogen to 1:1, and the less contamination by oxygen and carbon. Next chapter, we have grown h-BN in three different methods to understand how it affects the growth of Ⅲ-nitride materials. The three methods are 2-step low and high-temperature buffer, a 1-step high-temperature buffer and a triethylborane surface pre-treatment (pre-TEB). The crystal quality of AlN grown under the same conditions on three h-BN buffers was investigated by X-ray diffraction (XRD). We confirmed that the surface roughness of h-BN and AlN nucleus density are essential factors in the XRD results. Also, the surface roughness of h-BN can be changed according to the growth method despite the same V/Ⅲ-ratio. We confirmed that the cause of this change in h-BN surface roughness is related to the h-BN bonding configuration, which strongly interacts BN with the substrate in XPS. Also, the strong interaction B-N bond causes the peel-off phenomenon of the AlN layer. We confirmed that this phenomenon occurs not in the h-BN/sapphire interface but the AlN/h-BN interface. This phenomenon also confirmed that strongly interaction B-N bond with substrate reduces adhesion at the AlN/h-BN interface.In the last chapter, we investigated the property variations of grown h-BN through surface treatment and conducted researches to improve the quality of Ⅲ-nitride on h-BN. Optical properties, nucleus density, and quality of Ⅲ-nitride materials are measured in the same method as the earlier chapter. Surface treatment with only thermal treatment did not grow GaN at layer form. This is because N-O bonding is formed in XPS. When thermal treatment and nitridation were carried out at the same time, XPS resulted in the best results when inhibiting the formation of N-O and limiting the formation of N-C. Also, B-N peak decreases when the thermal treatment temperature increases. From the XRD results, it was confirmed that the full width at half maximum (FWHM) of the (002) plane decreases significantly as the thermal treatment temperature increases. As a result of calculation of dislocation density, the decrease of screw type dislocation takes place predominantly. This result is also due to an increase in the nucleus density and a decrease in the nucleus size. Raman measurements also showed a reduction in the compressive strain of about 59 % in GaN/h-BN/sapphire than in GaN/sapphire. Assuming a conventional epitaxy, the lattice mismatch of h-BN and GaN is about 21 %, which is compressive strain. This result is a more compressive strain than GaN and sapphire and should be further red-shifted in Raman measurements. Therefore, the assumption of conventional epitaxy is not correct, and the blue-shift and compressive strain reduction in our results is due to the QvdW epitaxy.
Ⅲ-nitride물질과 같은 3-dimensional (3D) 물질을 h-BN과 2D물질위에 성장하는 것을 QvdW epitaxy라 하며 이것은 conventional epitaxy와 van der Waals (vdW) epitaxy의 중간적인 성질을 가진다. 또한 QvdW와 vdW epitaxy는 out-of-plane 방향으로의 dangling bond가 없기 때문에 이론적으로 conventional epitaxy에서 발생하는 lattice/thermal mismatch를 감소시키고 overgrown layer의 residual strain을 감소시키는 장점을 가지고 있음. 또한 2D 물질위에 성장된 3D 물질을 lift-off하는 등 functional하게 이용하여 그 응용성을 확장시킬 수 있음. 하지만 위와 같은 장점에도 불구하고 2D 물질위에 3D 물질을 성장하는 것은 2D 물질의 낮은 표면에너지와 dangling bond가 존재하지 않기 때문에 3D 물질의 nucleation이 잘 형성되지 않아 overgrown layer의 quality가 낮다는 단점이 있음. 본 논문에서는 h-BN을 2D 물질로 사용함. h-BN은 GaN나 AlN와 같은 nitride group이며 crystal structure상 “honey-comb" 구조를 가지고 있어 crystal structure가 wurtzite 구조를 가지는 GaN나 AlN과 호환성이 높은 장점을 가지고 있음. 따라서 본 논문에서는 h-BN를 2D buffer layer로 사용하여 그 위에 GaN/AlN를 성장하고 그 특성을 분석하여 최적화 하는 연구를 진행함. 먼저 sapphire 위에 h-BN을 성장하고 최적화하는 연구를 진행함. 최적화 결과 다양한 성장 조건 중 온도와 압력 그리고 성장시간에 따른 변화는 미미한 것으로 파악됨. 하지만 Ⅴ/Ⅲ ratio 변화에 따른 h-BN의 변화는 큼. 따라서 Ⅴ/Ⅲ ratio에 따른 변화를 관찰함. 결과적으로 높은 Ⅴ/Ⅲ ratio에서 낮은 carbon과 oxygen 오염이 관찰되었으며 boron과 nitrogen 비율이 1:1에 근접하는 것을 관찰하여 hexagonal phase의 boron nitride가 성장됐다고 파악함. 3 가지 방법으로 성장된 h-BN buffer 위에 동일한 조건으로 성장된 AlN의 특성 및 h-BN buffer 최적화를 진행함. 세 가지 방법은 2-step, 1-step 그리고 pre-TEB 방법임. 동일한 조건에서 성장한 3개의 h-BN buffer에 성장한 AlN의 결정질은 XRD를 통해 측정함. 우리는 h-BN의 surface roughness가 AlN nucleus density와 XRD FWHM의 감소에 중요한 영향을 미치는 것을 확인함. 2-step 방법 즉 높은 B0/B1 ratio를 가지는 h-BN buffer 위에 성장된 AlN가 가장 낮은 XRD FWHM의 값을 가지며 가장 높은 nucleus density를 가짐. 결과적으로 mirror like한 표면을 얻을 수 있었음. 또한 기판과 약하게 interaction하는 BN (B0)의 비율이 높을수록 높은 품질의 AlN를 얻을 수 있었음. 마지막으로 직접성장이 AlN보다 힘든 GaN를 h-BN 위에 직접 성장하기 위해서 h-BN을 표면 처리하여 h-BN 표면의 물성을 변화시켜 GaN를 h-BN 위에 직접성장하는 실험을 함. 광학 특성, nucleus density 및 GaN의 품질은 이전 장과 동일한 방법으로 측정함. 열처리만을 사용한 표면 처리 방법은 GaN을 layer 형태로 성장시키지 못함. 이것은 XPS를 통해서 N-O 결합이 B-N 결합과 거의 비슷한 양만큼 형성되었기 때문이라고 판단함. N-O 결합의 형성을 억제하기 위해서 열처리와 동시에 nitridation을 진행함. 열처리의 온도를 1,350 ℃에서 nitridation을 동시에 진행한 sample에서 가장 높은 GaN nucleus density와 가장 낮은 XRDFWHM의 값을 가지며 이러한 원인은 nitridation이 N-O bonding 형성을 억제하기 때문임. 본 논문은 h-BN의 out-of-plane 방향으로 dangling bond가 없기 때문에 발생하는 3D 물질 성장의 어려움을 극복 할 수 있는 방향성을 제시함. AlN inter-layer층을 사용하지 않고 직접 GaN 층을 성장시킬 수 있는 방향성 역시 확인함. 우리는 이 결과가 QvdW epitaxy를 사용하여 AlN과 GaN의 응용성을 확장시키는데 기여한다고 생각함. 또한 QvdW epitaxy를 통해 성장 된 Ⅲ-질화물 물질 품질을 향상시키기 위해서는 Ⅲ-질화물 물질 nucleus density를 증가시켜야 한다는 방향성을 제시함. 우리는 GaN의 residual strain이 QvdW epitaxy를 통해 효과적으로 감소 될 수 있음을 확인했다. 이것은 QvdW epitaxy를 통해 고품질 Ⅲ-질화물 물질 성장이 가능함을 보여줌.
