As demand for morphology-controlled nanostructures increased, various methods to prepare them have been developed. Therefore, in this thesis, well-defined nanostructures, including metal oxides and an inorganic-organic hybrid material, were synthesized via various ways like sol-gel process, electrospinning and so on. Furthermore, the prepared nanostructures were applied to photovoltaic and electronic devices and their effects were confirmed via various measurements. First, for the photovoltaic device, mesoporous TiO2 films were fabricated with amphiphilic copolymers as structure directing agent and preformed TiO2 nanoparticles. By applying the mesoporous TiO2 films as photoanodes of solid-state dye-sensitized solar cells (ssDSSCs), dye loading and infiltration of electrolyte were enhanced due to larger surface area and mesopores. Additionally, hierarchical 1D nanostructures were synthesized via electrospinning, followed by solvothermal reaction. When they were imbedded in the mesoporous TiO2, the performance of the ssDSSCs was further improved due to light-scattering effect of the hollow structure, inherent charge transport ability, larger surface area and plasmonic effect. Next, nano-patterned structure was applied to counter-electrode of the ssDSSCs to enhance light harvesting property. Here, a facile method, stamping, to form mesh-patterned structure was applied with a line-patterned poly(dimethyl siloxane) (PDMS) stamp which was prepared a line-patterned Si master. The light scattering effect of the mesh-patterned structure was confirmed by light reflectance measured as function of various angles. On the patterned structure, several methods for the deposition of Pt nanoparticles were applied to make each sample counter-electrodes. The mesh-patterned counter-electrode efficiently enhanced the properties of the ssDSSCs.An inorganic-organic hybrid perovskite was prepared as a thin layer and it was applied as an insulator of resistive random access memory (ReRAM). The perovskite was synthesized via spin-coating of precursor solutions with fast deposition-crystallization. The thickness of this closely packed perovskite layer was controlled by the concentration of the solution. And current-voltage (I-V) characteristics of each device were measured and their plausible mechanism based on ion migration was suggested and confirmed. Furthermore, switching property of the device was also investigated under light illumination due to the light absorbance property of the perovskite which has low band gap energy. Finally, the ReRAM device was fabricated onto a transparent and flexible polymer substrate due to its relatively lower process-temperature, demonstrating the compatibility of the device in wearable device.
구조제어된 나노입자에 대한 수요가 증가하면서, 그러한 입자들을 합성하는 다양한 방법들이 개발되었다. 그러므로, 본 논문에서는 여러가지 방법을 이용해서 금속산화물과 유무기 혼성 페로브스카이트의 나노구조체를 제조하고, 이렇게 합성된 나노구조체들을 광전지 혹은 전자 소자에 응용하고 그에 따른 효과를 분석하였다. 일단, 양친성의 공중합체 (PLMA-r-POEM과 PVC-g-POEM)을 자유 라디칼 중합과 원자 전이 라디칼 중합을 이용해서 합성하였는데, 이 공중합체들은 친수성과 소수성을 동시게 갖기 때문에 TiO2의 전구체들과 섞였을 때, 선택적으로 상호작용을 하게 된다. 그러므로, 열소거를 통해 위의 공중합체들을 제거하면 특정 구조의 다공성 TiO2 필름들이 제조되며 이는 FE-SEM을 이용해서 확인하였다. 그 TiO2 필름들이 고체 염료감응형 태양전지의 음극으로 사용한 경우 그 태양전지는 상용의 TiO2 필름을 이용했을 때보다 효율이 증가하였다. 또한, 다층의 1D 나노구조체를 전기방사와 용매열합성법을 이용하여 합성하였는데, 이 나노구조체는 SnO2 나노뷰트가 코어로, TiO2 나노시트가 쉘로 이루어져 코어-쉘 구조를 형성하였다. 이 1D 나노구조체를 다공성 TiO2 필름을 만들 때 첨가하여 염료감응 태양전지의 음극으로 사용했을 때, 빛 산란효과, 전자전달 속도의 증가, 넓은 표면적 등으로 인해 전지의 효율이 증가하였다. 더욱이 이 코어-쉘 구조 내부에 은 나노팔면체를 첨가하여 음극으로 사용하였을 때, 플라즈모닉 효과를 때문에 전지의 효율이 더욱 향상되었다. 다음으로, 빛을 효율적으로 흡수하기 위해, 나노패턴 구조를 염료감응태양전지의 양극에 적용하였는데, 이 메쉬 형태의 나노패턴은 선-패턴이 적용되어있는 PDMS 스탬프를 이용해서 간단히 제조 할 수 있었다. 이 나노 패턴은 반복적인 구조로 인해 빛을 다양한 각도로 반사시킬 수 있는데 이는 사진을 통해 눈으로도 쉽게 확일 할 수 있었다. 또한, 위와 같은 메쉬 형태의 나노패턴위에 Pt 나노입자를 다양한 방법으로 코팅한 뒤 양극으로 적용하였을 때, 염료감응 태양전지의 효율이 증가하였다. 마지막으로 유무기 혼성 페로브스카이트를 수십 ~ 수백 나노사이즈의 두께로 Si 웨이퍼 위에 코팅하여 ReRAM을 제작하였다. 이때, 전극간의 접촉을 막기 위해 페로브스카이트는 구멍이 없는 구조로 제작되었으며 두께는 용액의 농도로 인해 조절되었다. 제작된 ReRAM의 스위칭 특성이 확인되었으며, 위와 같은 물질이 처음으로 ReRAM에 사용되었기 때문에, 이에 따른 작동 메커니즘을 제시하고 확인하였다. 또한, 기존의 물질들과 달리 이 페로브스카이트는 빛을 효과적으로 흡수할 수 있기 때문에 빛의 유무에 따른 ReRAM의 특성을 측정하였으며, 상대적으로 낮은 온도에서도 제조할 수 있기 때문에 투명하고 유연한 고분자 기판 위에도 쉽게 제작 할 수 있었다.
