As the semiconductor manufacturing technology develops, copper via filling is considered to be the core of 3-D microelectronics interconnection technology. Copper (111) compact structure is known as the desired material growth orientation in favor of the low electrical resistivity, high resistance to electro-migration, and stress-migration requirement in the interconnection technology. Electro-chemically deposited copper plays more and more important role in copper metallization as well as through silicon via (TSV) in 3-D packaging for depositing high quality interconnections onto wafers. However, it still has numerous issues to be alleviated, such as reduction of hazardous chemical usage, elevating process efficiency, reduction of the effluent treatment cost, and etc. To achieve the ensured quality of electroplated metal lines and vias in semiconductor manufacturing, process monitoring including the chemical solution and process parameters in operation is imperative. Conventional chemical solution monitoring relies on ㏗ value of the plating solution, electrical voltage level by oxidation-reduction, and gravity measurement by immersing the sensors in the chemical. In this thesis, we suggest several optical measurements to monitor copper electroplating solution: (1) RGB sensor to monitor color changes in copper sulfate solution; (2) optical transmission spectroscopy (OTS) to detect optical signal changes in UV/VIS region; and (3) near-infrared (NIR) spectroscopy for NIR/IR region. The concentration of the copper cations (Cu^(2+)) can be brought down in its concentration level as electroplating process proceed, and the lowered copper concentration can influence either the deposition rate or copper (111) compact structure quality. The experiment traced the entire procedure of a solution bath changing from prospective to effluent. The result is compared with traditional ㏗ sensor, it can be seen that optical sensor are more sensitive than ㏗ sensor. Finally, obtained the conclusion is optical sensor can be used to do the real-time monitoring in electrochemical deposition experiment.
반도체 제조 기술이 발전함에 따라, copper via filling는 3-D 마이크로 일렉트로닉스 배선 기술의 핵심 것으로 여겨집니다. Copper(111) 콤팩트 구조는 낮은 전기 저항, 높은 migration 저항을 가지며 interconnection에서 stress-migration의 요구사항에 적합한 소재로 알려져 있습니다. 전기화학적으로 도금된copper는 고품질의 금속배선을 위한 3-D packaging에서의TSV공정 뿐만 아니라 구리 금속화(copper metallization)에도 중요한 역할을 담당하고 있습니다. 하지만 위험한 화학 폐용액의 양을 어떻게 줄일 것인가, 프로세스의 효율성을 어떻게 상승 시킬 것인가, 어떻게 폐용액의 처리 비용을 줄일 것인가 하는 등의 여전히 풀어야 할 수많은 문제도 가지고 있습니다. 전기도금된 금속 line와 via의 보장된 품질을 얻기 위하여 화학 용액 및 공정 파라미터에 대한 공정 모니터링은 필수적입니다. 종래의 화학 솔루션 모니터링 방법은 센서를 화학용액에 담금으로써 산도의 산화 환원 전위와 ㏗, 그리고 중력을 측정하는 방법에 의존하였습니다. 여기서 우리는 구리 전기 도금 용액을 모니터링 하는 여러 가지 광학 측정법을 제안하고자 합니다: (1) copper sulfate solution에서 색의 변화를 모니터링 하는 RGB센서; (2) UV/VIS범위에 있는 광학 신호의 변화를 감지하는 광 전송 분광법(optical transmission spectroscopy (OTS)); (3) 근적외선 (NIR) 영역에 대한 NIR 분광법(near-infrared (NIR) spectroscopy).구리 이온 (Cu^(2))의 농도는 프로세스가 진행 되면서 낮아지고, 낮은 농도의 구리용액은 증착 속도 또는 copper (111) compact structure의 품질에 영향을 미칠 수 있습니다. 본 실험은 전체 용액의 변화 과정을 관찰하고 폐용액 의 교체 시기 를 예측합니다. 그 결과는 기존의 ㏗ sensor와 비교 되어지고, 광학성 실시간 모니터링 센서가 사용가능 하다는 결론을 도출 합니다.
